It doesn't say it explicitly, but the "Memory Cube DRAM" sounds like an implementation of Through Silicon Via (TSV) with layers of DRAM mated to a logic controller layer. XLNX is doing something similar with FPGA layers to create an industry leader in FPGA capability.
